Sept 9th, 2018: Breakthrough on Over-Voltage Protection GaN IC

 

Ganpower International (GPI) is pleased to announce a major technical breakthrough: the successful design and tapeout of a power GaN device monolithically integrated with a gate over-voltage protection (patent-pending) circuit. The integrated GaN power device includes an IC module with functionality of over-voltage protection and level shifting and it shall be named OVP-GaN (or over-voltage protected GaN).

 

 

We believe the invention holds the key from the silicon world to the GaN kingdom. It serves two purposes: resolving the reliability issue of GaN perceived as causing by an over sensitive gate and offering compatibility with gate voltage (Vg) of existing silicon drivers. Typically Vg ranges from 4.5V to 20V in the silicon world. Our proof of concept on-wafer testing experiment indicates the OVP-GaN runs safely and performs well with Vg up to 30 Volt. Theoretically, it can withstand Vg up to 100V which is the breakdown voltage of the integrated circuit. Conventional GaN can only withstand about seven volts beyond which the forward-bias current of the Schottky gate increases exponentially causing irreversible damages.

 

Effort is underway to package these devices in 650V, 15A and 30A ratings and we expect samples will be made available within weeks. GPI wishes to acknowledge collaboration with and assistance by its joint venture partner Ganpower Semiconductor (Foshan, China) Ltd and Residential Air Conditioner Division, Midea Group (China).

Aug. 2nd, 2018: A major breakthrough: 1200V E-Mode GaN HEMTs

 

GaNPower International Inc. (GPI) is proud to announce a major technological breakthrough in gallium nitride (GaN) power electronics.

 

GPI has succeeded in the design and tapeout of its first commercial E-mode GaN high mobility transistor (HEMT) rated at 1200V breakdown voltage. Our breakthrough was supported by on-wafer testing as indicated in Figures 1 and 2 and the typical threshold voltage was found to be around 1.4 volt.

The successful design enables GPI to apply GaN to a class of high voltage and high power systems requiring 1200V power device ratings. Such applications include solar inverter, UPS, three phase PFC, EV fast charger, motor drive and welding. Effort is underway to efficiently package the new 1200V device for convenient use in power switching systems. Ganpower International Inc. (GPI) is pleased to announce the release of a new product GPI65030CO which is a GaN power transistor copackaged with a silicon based gate driver IC. It is a result of joint research and development effort by GaNPower International Inc. (GPI) and its world-wide research partners.

 

The copackaged IC module features a main power transistor  of E-mode GaN rated at 650V and 30A (59 mOhm). The silicon based driver IC is a low side gate driver with propagation delay of about 17ns and rise/fall times of 5ns and 3 ns, respectively. Packaged in a compact DFN (6x8mm) the power IC module combines the best of two worlds: high performance of GaN technology and maturity of silicon BCD technology. The module enables high frequency power switching at around one mega hertz and the product is offered at a competitive price. Applications include cloud server power supplies, EV on-board charger and intelligent power modules (IPM).

GaNPower International Inc. (GPI) is pleased to announce that GPI has entered into a three-way research agreement with Magna International Inc. (Magna, through its privately held subsidiary Magna Services of America Inc.) and Queen’s University at Kingston (Queen’s). The research project is entitled High Performance Auxiliary DC/DC Converter for Electrified Vehicles. The project involves constructing a switching mode power system prototype using one of multiple patents owned by GPI. GaN devices designed by GPI as well as devices from other sources will be used in this project. The research will be conducted in the laboratory of Queen’s Power Group headed by Professor Yan-Fei Liu.
